バイアスモジュールPBM42を使用して外部の逆バイアス電圧をフォトダイオードSM1PD2Aに印加

当社では、SM05シリーズおよびSM1シリーズの外ネジ付きチューブに取り付けられたSi、InGaAsまたはGeフォトダイオードをご用意しています。フォトダイオードの電気出力は、標準のSMAコネクタ(SM05PDシリーズ)またはBNCコネクタ (SM1PDシリーズ)を介して測定回路に簡単に接続することができます。

このページでご紹介しているマウント済みフォトダイオードは、ベンチトップ型フォトダイオード増幅器PDA200C、および当社の光電流測定モジュールと お使いいただけます。フォトダイオードにはAタイプ(カソード接地)とBタイプ(アノード接地)の配置があります。 各製品のピンコードは下記に掲載してあります。 いずれのモデルもパルス源またはCW光源の測定に適しています。本体の絶縁された外ネジを利用すれば、これらのフォトダイオードは、当社のあらゆるSM05およびSM1取付け用アダプタと接続可能になります。

各モデルの詳細については下表をご参照ください。またこれらのフォトダイオードは校正されていない点にご留意ください。 当社ではマウント無しの校正済みフォトダイオードもご提供しています。

なお、ディテクタの検出部のエッジ部分の不均一性が、不要な静電容量の蓄積や抵抗効果を発生させてフォトダイオードからの出力に対する時間ドメインの応答性 を歪ませる場合があるので、その点にはご注意ください。 このような現象を防ぐためにも、フォトダイオードへの光が検出部の中心にしっかりと入射するように調整していただくことをお勧めしています。 これはディテクタ素子の前に集光レンズまたはピンホールを配置することで実行できます。

このフォトダイオードに外部バイアス電圧を印加する際にお使いいただけるバイアスモジュールPBM42(下記参照)をご用意しています。PBM42は、このページでご紹介しているすべてのフォトダイオードのアダプタに対応しています(右図参照)。

フォトダイオードのチュートリアル

動作原理

接合型フォトダイオードは、通常の信号ダイオードと似た動作をする部品ですが、接合半導体の空乏層が光を吸収すると、光電流を生成する性質があります。フォトダイオードは、高速なリニアデバイスで、高い量子効率を達成し、様々な用途で利用することが可能です。

入射光の強度に応じた、出力電流レベルと受光感度を正確に把握することが必要とされます。図1は、接合型フォトダイオードのモデル図で、基本的な部品要素が図示されており、フォトダイオードの動作原理が説明されています。

フォトダイオード関連用語

受光感度
フォトダイオードの受光感度は、規定の波長における、生成光電流 (IPD)と入射光パワー(P)の比であると定義できます。

Photoconductiveモード(光導電モード)とPhotovoltaicモード(光起電力モード)
フォトダイオードは、Photoconductiveモード(逆バイアス) またはPhotovoltaicモード(ゼロバイアス)で動作できます。 モードの選択は、使用用途で求められる速度と、許容される暗電流(漏れ電流)の量で決まります。

Photoconductiveモード(光導電モード)
Photoconductiveモードでは、逆バイアスが印加されますが、これが当社のDETシリーズディテクタの基本です。回路で測定できる電流量はフォトダイオードに照射される光の量を反映します。つまり、測定される出力電流は、入射される光パワーに対しリニアに比例します。逆バイアスを印加すると、空乏層を広げて反応領域が広くなるため、接合容量が小さくなり、良好な線形応答が得られます。このような動作条件下では、暗電流が大きくなりがちですが、フォトダイオードの種類を選ぶことで、暗電流を低減することもできます。(注:当社のDETディテクタは逆バイアスで、順方向バイアスでは動作できません。)

Photovoltaicモード(光起電力モード)
Photovoltaicモードでは、フォトダイオードはゼロバイアスで使用されます。デバイスからの電流の流れが制限されると電位が上昇します。このモードでは光起電力効果が引き起こされますが、これが太陽電池の基本です。Photovoltaicモードでは、暗電流は小さくなります。

暗電流
暗電流とは、フォトダイオードにバイアス電圧が付加されている時に流れる漏れ電流です。Photoconductiveモードで使用する場合に暗電流の値は高くなりがちで、温度の影響も受けます。 暗電流は、温度が10°C上昇するごとに約2倍となり、シャント抵抗は6°C の上昇に伴い倍になります。高いバイアスを付加すれば、接合容量は小さくなりますが、暗電流の量は増大してしまいます。

暗電流の量はフォトダイオードの材料や検出部の寸法によっても左右されます。ゲルマニウム製のデバイスでは暗電流は高くなり、それと比較するとシリコン製のデバイスは一般的には低い暗電流となります。下表では、いくつかのフォトダイオードに使用される材料の暗電流の量と共に、速度、感度とコストを比較しています。

接合容量
接合容量(Cj)は、フォトダイオードの帯域幅と応答特性に大きな影響を与えるので、フォトダイオードの重要な特性となります。ダイオードの面積が大きいと、接合容量が大きくなり、電荷容量は大きくなります。逆バイアスの用途では、接合部の空乏層が大きくなるので、接合容量が小さくなり、応答速度が速くなります。

帯域幅と応答性
負荷抵抗とフォトディテクタの接合容量により帯域幅が制限されます。最善の周波数応答を得るには、50 Ωの終端装置を50 Ωの同軸ケーブルと併用します。接合容量(Cj)と負荷抵抗値(RLOAD)により、帯域幅(fBW)と立ち上がり時間応答(tr)の概算値が得られます。

ノイズ等価電力
ノイズ等価電力(NEP)とは、信号対雑音(S/N)比が1であるときに生成されるRMS信号電圧の値です。NEPによって、ディテクタが低レベルの光を検知する能力を知ることができるので、この数値は便利です。一般には、NEPはディテクタの検出部の面積増加に伴って大きくなり、下記の数式で求めることができます。

この数式において、S/Nは信号対雑音比、Δf はノイズの帯域幅で、入射エネルギ単位はW/cm2となっています。詳細は、当社のホワイトペーパー「NEP – Noise Equivalent Power」をご覧ください。

終端抵抗
オシロスコープでの測定を可能にするためには、生成された光電流を電圧(VOUT)に変換する必要がありますが、負荷抵抗を用いて電圧変換します。

Equation 4

フォトダイオードの種類によっては、負荷抵抗が応答速度に影響を与える場合があります。最大帯域幅を得るには、50 Ωの同軸ケーブルを使用して、ケーブルの反対側の終端部で50 Ωの終端抵抗器の使用を推奨しています。このようにすることで、ケーブルの特性インピーダンスとマッチングできて共鳴が最小化できます。帯域幅が重要ではない特性の場合は、RLOADを増大させることで、所定の光レベルに対して電圧を大きくすることができます。終端部が不整合の場合、同軸ケーブルの長さが応答特性に対して大きな影響を与えます。したがってケーブルはできるだけ短くしておくことが推奨されます。

シャント抵抗
シャント抵抗は、ゼロバイアスフォトダイオード接合の抵抗を表します。理想的なフォトダイオードでは、シャント抵抗は無限大となりますが、実際の数値はフォトダイオードの材料の種類によって、10Ωのレベルから 数千MΩの範囲となる場合があります。例えばInGaAsディテクタのシャント抵抗は、10 MΩのレベルですが、GeディテクタはkΩのレベルです。このことは、フォトダイオードのノイズ電流に大きく影響を与える可能性があります。しかしながらほとんどの用途では、ある程度高い抵抗値であればその影響は小さく、無視できる程度です。

直列抵抗
直列抵抗は半導体材料の抵抗値で、この低い抵抗値は、通常は無視できる程度です。直列抵抗は、フォトダイオードの接触接続部とワイヤ接続部で発生し、ゼロバイアスの条件下でのフォトダイオードのリニアリティの主な決定要因になります。

上図の回路はDETシリーズのディテクタをモデル化したものです。ディテクタは、入射光に対して線形の応答を得るために逆バイアス状態になっています。ここで生成された光電流の量は、入射光と波長に依存し、負荷抵抗を出力端子に接続すると、オシロスコープでモニタリングできます。RCフィルタの機能は、出力に雑音を載せてしまう可能性のある供給電力からの高周波雑音のフィルタリングです。

高利得用途でアンプとともにフォトディテクタを使用できます。動作時には、PhotovoltaicモードまたはPhotoconductiveモードのいずれも選択可能です。このアクティブ回路はいくつかの利点があります。

  • Photovoltaicモード:オペアンプで、点Aと点Bの電位が同じに維持されているので、フォトダイオードでは回路全体では0 Vに保たれています。このことで暗電流は発生しなくなります。
  • Photoconductiveモード: フォトダイオードは逆バイアス状態であるので、接合容量を低下させ、帯域幅の状態を改善します。ディテクタの利得は、フィードバック素子(Rf)に依存します。ディテクタの帯域幅は、下記の数式で計算することができます。

GBPが利得帯域幅積で、CDは接合容量と増幅器の静電容量の和です。

チョッパ入力周波数の影響

光導電信号は時定数の応答限界までは一定となりますが、PbS、 PbSe、HgCdTe (MCT)、InAsSbなどのディテクタにおいては、1/fゆらぎ(チョッパ入力周波数が大きいほどゆらぎは小さくなる)を持つため、低い周波数の入力の場合は影響が大きくなります。

低いチョッパ入力周波数の場合は、ディテクタの受光感度は小さくなります。周波数応答や検出性能は下記の条件の場合において最大となります。

下の図は、当社のマウント済みダイオードと組み合わせて使用できる電気回路例です。 SM05ネジ付き筐体が付いたフォトダイオードはSMAコネクタ型、SM1ネジ付き筐体が付いたフォトダイオードはBNCコネクタ型です。 下の図1では、カソード接地のフォトダイオードの回路例を示しています。 これは、正電圧出力の逆バイアス配置です。 図2では、アノード設置のフォトダイオードの回路例を示しています。 この例では、電源の極性は逆になっていますのでご注意ください。 図2も逆バイアス配置ですが、負電圧出力です。

図1および図2で示されている配置の大きな違いは、出力電圧の範囲です。 図1の出力は0~+Vボルトですが、図2は-V~0ボルトです。 フォトダイオード回路、値、理論についての詳細は、「フォトダイオードチュートリアル」タブをご参照ください。

概要

パルスレーザからの放射光が、使用するデバイスや用途に適合するかどうかを判断する上で、レーザの製造元から提供されていないパラメータを参照しなければならない場合があります。このような場合、一般には入手可能な情報から必要なパラメータを算出することが可能です。次のような場合を含めて、必要な結果を得るには、ピークパルスパワー、平均パワー、パルスエネルギ、その他の関連するパラメータを必要とすることがあります。

  • 生物試料を損傷させないように保護する
  • フォトディテクタなどのセンサにダメージを与えることなくパルスレーザ光を測定する

Looking at the drawing of SM05PD2B, there is a set screw on the SMA connector side, can it be used to fix it to the chassis?

Thank you for reaching out to us with your inquiry. I am not sure which "set screw" you are speaking of. I have reached out to you directly to clarify this. There is a locking nut on the SMA connector though this is mainly for locking the SMA cable in place. If you want to fix this to a chassis, I would recommend using the SM05 threadings on the outer, black-anodized, body of the component.

we have bought SM1PD1A Si Photodiode and AMP110 transimpedance amplifier. We applied the circuit diagram shown on the document of SM1PD1A and obtain the voltage output correctly. Hello, we have purchased the SM1PD2A and found that the case is NOT connected to the BNC, opposite to the drawing in the online catalog. This fits to the fact that the BNC is an isolated one. I guess it's a copy/paste typo from the smaller SM05 diodes ? To get a low-noise measurement done with our TIA, we had to remove a bit of the case anodizing to connect the case to the shielding of a shielded double wire cable (microphone cable). What's missing in the data is a responsivity temperature coeff vs. wavelength graph (or at least UV, VIS, NIR regime values). In the Lab Facts section, you show extensive temperature measurements, but not on spectral responsivity, did I miss it somewhere? Thanks, Dirk

Regarding the "case", this is referring to the housing of the PD itself, rather than the anodized housing in which the photodiode is mounted within. For your specific application, we found that with a different cable (shielded 2-wire microphone cable), stripping of some of the anodized layer, and connecting the mounted housing to the alternative cable's ground, we were able to see a notable reduction in the ambient noise in this device. I have logged this internally as a potential improvement/alternate item for future releases.

Thank you for contacting Thorlabs with this inquiry. The half-angle FOV for the component diode (FDS100) is 61 degrees from the center of the active area, measured from the normal. Since the housing obscures the FOV, the mounted version (SM05PD1A) has a half-angle FOV of approximately 39 degrees.

Thank you for contacting us at Thorlabs! The maximum input power depends directly on the responsivity, bias voltage, and termination of your device. Applying a bias voltage will determine the max output voltage measurable on your device, and thus the electrical saturation. While operating below the bias voltage, your laser's wavelength will determine the conversion of optical power to a photocurrent. After discussing this with you directly, I have understood that you are looking for something similar to our strain-relief cables (used for laser diodes), but wired for photodiodes but with a PD socket. The particular photodiode you are looking at will have a rise time of 600ns and therefore can respond to a 10-90 modulated signal having a ~583kHz frequency (.35/rise time). Thank you for contacting Thorlabs. You can use the SM05SC adapter with the SM05M05 tube to connect an SC/APC fiber to the SM05PD4A. Please note that the fiber tip will need to be positioned relatively close to the sensor since the SM05SC will not correct for the tilt from the angled connector.

Hello, we need to know the electrical impedance of the SM1PD1A Photodiode (50 Ohm ?). We bought three of them to measured a pulsed signal (up to 10MHz). Thanks! Petra

Thank you for contacting Thorlabs. The SM1PD1A is a photodiode mounted in an BNC mount and does not have any external circuitry. For maximum bandwidth, we recommend using a 50 Ω coaxial cable with a 50 Ω terminating resistor at the opposite end of the cable. This will minimize ringing by matching the cable with its characteristic impedance.

Hello Pawel, thank you for contacting Thorlabs. Avalanche/amplified photodiodes do not have fast enough rise times to directly measure femtosecond pulses. You would have to use an autocorrelator such as our FSAC to measure such pulses.

Dear Thorlabs, I'm looking for a mounted, calibrated PD. The FDS100-CAL seems to be a suitable option. We do need the PD to be mounted however. The SM05PD1A seems to be the corresponding mounted product. I see that it is possible to obtain the SM05PD1A with a calibrated PD (as a custom product). What would be the price? Thanks.

I am planning to detect small signal from a 1 KHz laser with these PD's. I will be using a SRS 570 current amp which has a floating input. I was curious to know if there is any benefit to the cathode grounded vs anode grounded version? Seems like it shouldn't matter to me.

Dear Thorlabs, I want to measure the power of my laser with a SM1PD2A attached to an oscilloscope. I read that the maximum power is roughly a couple of mW. What is the maximum measurable voltage/current of this device? Could you tell me more about the I-V curve as well? Is a bias-voltage needed and if so, which voltage is needed?

Dear Thorlabs, I would like to use the photodiode with an oscilloscope to measure the energy of laser pulse of ~10ns. For the same laser pulse, the signal looks very different for oscilloscope impedance of 50 Ohms and 1 MOhms. Which 1 should be used to measure energy of laser pulse? And how should be be calculated (min/max value, area under graph, etc)? Thanks.

Response from Jeremy at Thorlabs: These mounted photodiode are current source and you will not get a good signal for your application by using the oscilloscope with 1MOhm impedance. The 50Ohm input would be much better. You will also want to make sure to properly bias the photodiodes. For calculating the pulse energy, you will need a calibrated sensor which these mounted photodiodes are not. I will contact you directly to discuss more about your application and suggest something appropriate.

Response from Jeremy at Thorlabs: We recommend that the input power to be at most a few mW to make sure that the detector is not being saturated or operating in the nonlinear regime. As for the damage threshold, you would want to keep the detector output current to be <10mA.

I have modified your SM05PD1A sensor, the back end was to large to fit through a SM05 lens tube, by turning down the diameter of the unthreaded portion of the housing diameter to just below 0.450" i was able to get the parts to fit together nicely. Please consider reducing the diameter on all the detector housings so they fit into your standard lens tubes.

There seems to be an error that has effected all you detector pages, looking at the NEP for the 0.8 mm^2 and 13 mm^2 area SI detectors in their various forms, the NEP values are different on the bare diode, package diodes from this page, and the biased detector pacakges. Please confirm the numbers, perhaps i am missing something and your packaging effects the NEP more than expected.

The product drawings do not locate the detector plane. The drawing for the photodiode locates the plane relative to the front window, but the location of the photodiode within the delrin SM05 housing is not given. Could you please provide a drawing that locates the detector plane. Even better would be a solid model. Thank you, Michael

Response to ericsmoll from Tor at Thorlabs: Thank you for your interest in the SM1PD1A. I will send a plot of the typical capacitance per unit area as function of reverse bias voltage. Our Electronics Department indicates that the capacitance is 1500pF for 0V and settles down to 300pF for 10V.

A response from Tyler at Thorlabs to tehola: I believe the best option Thorlabs can offer you with our stock parts to mount a TO-18 can photodiode on the optical axis of an SM05 lens tube is to use an S1LEDM mount in conjunction with an SM1A1. Note that unlike the mounted photodiodes that we sell, the S1LEDM is made from anodized aluminum and as a result the TO-18 can will not be insulated from the lens tube. I will forward your request to our design engineers. Hopefully, this will result in the development of a new product. Thank you for letting us know what kinds of tools you need for your lab.

PBM42は、外部電源からDCバイアス電圧をフォトダイオードに印加できるバイアスモジュールです。 当社のマウント済みフォトダイオード用に設計されており、外部電源からの入力バイアス電圧-25~+25 Vに対応可能で、最大帯域幅は350 MHz(使用するフォトダイオードによる)です。

バイアスモジュールの入力部にはBNCコネクタが付いており、BNCケーブルまたはBNCアダプタT3533を使用して同じコネクタが付いたあらゆるマウント済みフォトダイオードが接続可能です。 また、SMA-BNCケーブルやSMA-BNCアダプタT4001を使用すれば、SMAコネクタのマウント済みフォトダイオードも接続できます。

バイアスモジュールの出力部にはSMAコネクタ、DC電圧入力部には2.5 mmフォノジャックが付いています。 このモジュールには、一端に2.5 mmフォノプラグ、一端にワイヤ素線が付いた長さ914 mmのケーブルが付属します。 なお、フォトダイオードは、逆バイアスを印加して使用してください。 順バイアスを印加するとフォトダイオードが損傷する場合もあります。 カソード接地タイプのフォトダイオードを接続する場合のフォノプラグ先端は、プラス端子である必要があります。 アノード接地タイプを接続する場合のフォノプラグは、マイナス端子になります。 モジュールには低雑音の電源をご使用になることをお勧めします。 当社のマウント済みフォトダイオードの接地ならびに逆バイアス電圧に関しては、上の表をご覧ください。

周波数特性を最大限に引き出すためには、バイアスモジュールの出力部を50 Ωケーブルや、当社BNCターミネータのT4119のような50 Ω抵抗器で終端処理してください。 出力電圧に柔軟性を持たせたい場合には、可変ターミネータVT2もお使いいただけます。

PBM42のコンパクトな筐体は、コネクタを確実に絶縁し、フォトダイオードを保護するためにDelrin®材料としています。 また、筐体にはM4タップ穴が1つずつ付いており、「概要」タブでご説明している通り、当社のØ12 mm~Ø12.7 mm(Ø1/2インチ)ポストに取付け可能です。
